چکیده

Read stability has been considered one of the dominant factors governing the overall performance and operation limitation of static random access memory (SRAM). Furthermore, periodic precharge in read/write (R/W) cycle is the major source of power consumption in an SRAM circuit. To address these two concerns, a newly developed SRAM architecture, with specific concentration on read operation, is described in this paper. By utilizing a ”preequalize” scheme, direct connections of the bit lines to power-supply nodes at the beginning of read cycle no longer exist, thereby having the SRAM be provided with an improved power efficiency. The preequalize scheme also yields an increased read static noise margin (SNM) and a cell area comparable to that of the conventional counterpart, due to the similarity between the proposed SRAM cell and familiar inverter circuit in geometry (aspect) ratios of the transistors involved. Several concerns stemming from the proposed scheme are discussed. A 4-kb-capacity prototype designed in a 0.18μm CMOS process achieves a more power-efficient operation as compared to that adopting conventional architecture.

Stability and Leakage Analysis of a Novel PP Based 9T SRAM Cell Using N Curve at Deep Submicron Technology for Multimedia Applications

Due to continuous scaling of CMOS, stability is a prime concerned for CMOS SRAM memory cells. As scaling will increase the packing density but at the same time it is affecting the stability which leads to write failures and read disturbs of the conventional 6T SRAM cell. To increase the stability of the cell various SRAM cell topologies has been introduced, 8T SRAM is one of them but it has its...

6T SRAM at 45nm CMOS technology for low power optimization

SRAM is designed to provide an interface with CPU and to replace DRAMs in systems that require very low power consumption. Low power SRAM design is crucial since it takes a large fraction of total power and die area in high performance processors. A SRAM cell must meet the requirements for the operation in submicron/nano ranges. 8T SRAM is traditionally concerned as a more reliable memory cell,...
